Embedding capacitors and resistors into printed circuit boards (PCBs) offers many benefits over surface mount technology (SMT) and through-hole packaging (PTH). These benefits include improvements in electrical performance and reliability, and potential cost reduction. Embedded devices also enable signal integrity at speeds over 1 GHz.
This paper presents a manufacturing technique, which is suitable for the fabrication of embedded capacitors and resistors in PCBs on a large scale.
As shown in Figure 2, these capacitor sheets can be embedded in the circuit board just below the LSI chip with a minimal gap, or embedded just below the bare chip inside the circuit board, as an alternative to arranging MLCCs around the LSI chip.
The microstructure of the embedded resistors and capacitors in the PCB substrate were inspected by a scanning electron microscope (SEM). The purpose of this inspection was to examine the bonding structure of the capacitor core, the resistor core and prepreg. illustrates the cross-section of an embedded resistor and a capacitor at 100× SEM.
